半导体光敏元件  基于半导体光电效应的光电转换传感器,又称光电敏感器。采用光、电技术能实现无接触、远距离、快速和精确测量,因此半导体光敏元件还常用来间接测量能转换成光量的其他物理或化学量。半导体光敏元件按光电效应的不同而分为光导型和光生伏打型(见光电式传感器)。光导型即光敏电阻,是一种半导体均质结构。光生伏打型包括光电二极管、光电三极管、光电池、光电场效应管和光控可控硅等,它们属于半导体结构型器件。半导体光敏元件的主要参数和特性有灵敏度、探测率、光照率、光照特性、伏安特性、光谱特性、时间和频率响应特性以及温度特性等,它们主要由材料、结构和工艺决定。半导体光敏元件广泛应用于精密测量、光通信、计算技术、摄像、夜视、遥感、制导、机器人、质量检查、安全报警以及其他测量和控制装置中。    光敏电阻  又称光导管。它是利用光照时半导体满带的电子飞越禁带而改变导电率的原理制成的。其电阻值随光照强度变化可达107倍。经不同工艺掺杂的硫化镉光敏电阻的光谱响应峰值在520至620纳米间。通过工艺控制和加滤光片校正能得到近似人的视感的响应曲线。因此它被广泛用于摄像技术中。用硫化镉、硒化镉混合制成的光敏电阻,通过调整比例和杂质能获得520~720纳米的光谱响应,并能提高灵敏度。硫化铝、锑化铟、锗(掺金)等材料的光敏电阻适于红外探测,可用于遥感技术。    光敏二极管  它是可见光和红外光的重要探测器,又称光电二极管。其工作原理是,当光照下光子能量超过禁带能量时,在PN结及其附近激发产生电子空穴对,它们被结电场分离,分别向N区和P区移动,从而产生光生伏打电压,利用这种效应就可以测量光照强度。光敏二极管的响应时间远比光敏电阻快,一般都小于1微秒。浅PN结硅二极管和砷化镓二极管的响应曲线近似人的视感响应曲线,可用于摄像技术。    光敏三极管  又称光电三极管。它把集基结的光生伏打效应和三极管的电流放大特性结合起来,可以获得优于光敏二极管的灵敏度,但暗电流增大,温度特性和线性度较差。为了改善这些不足,常在一片硅片上分别制成光敏二极管和三极管或复合管。
